NXP Freescale AFT05MS004NT1 RF LDMOS N-ch MosFET Transistor suitable for hand held Radio applications in the 136 to 941MHz frequency range.  These operate with a 7.5v supply and will produce up to 4 Watts output on FM, and should also be suitable for SSB operation when biased correctly.

Mini-Kits tests on 23cm 1270MHz,  +7.5vdc supply, +10dB gain and +33dBm maximum output @1dB comp, +12vdc supply +17dB gain and +36dBm output.
