Transcom Inc, TC3341 2 stage PHEMT MMIC is capable of producing over +32dBm @ 3.5GHz.  These MMIC's require minimal input & output matching to 50ohms, & have high linear gain and high PAE up to 30%.  They are ideal as low power high efficiency linear amplifiers.
